Abstract
A quantitatively accurate description of electron and phonon transport from first principles would greatly enhance our ability to design new materials or optimize existing materials via prediction of electronic transport properties. First-principles prediction of transport properties, which are the key properties determining the performance of a functional material, from the atomic or electronic structure without time-consuming experiments also contributes to gain a deeper understanding of electron and phonon transport phenomena, which is crucial for various technological applications. Thermoelectric (TE) materials have been considered to be a part of a potential solution to the present energy crisis. Environmental problems have become a worldwide issue in the last few decades. Due to the unique feature of TE materials, which directly convert thermal energy into electrical energy and vice versa, devices based on the TE effect can be used for environmentally friendly thermoelectric generators (TEGs) and thermoelectric coolers (TECs). There is a significant demand for TE materials for various energy conversion applications. The research community of TE materials also exhibits the attention on computational prediction methods since it is necessary to enhance the materials’ performance for the commercialization of TE application. Also, as new approaches to enhance the performance of TE materials rapidly emerges, it becomes necessary to understand the transport phenomena in the complexity of material systems via computational prediction methods In this dissertation, two validation studies of fully first-principle prediction methods are performed to systematically investigate electronic and thermal transport via quantum-mechanical estimation of electrical and thermal transport properties. First, a demonstration is performed for showing the possibility to apply a recently developed prediction method of electron transport, which is the electron-phonon averaged (EPA) approximation, for various complex and realistic TE materials. We have computed electronic transport properties of various complex and realistic TE materials and have investigated the significant effect of structural and chemically modified features on electronic transport in those materials. Second, it has carried out a validation study for a quasi-harmonic approximation (QHA)-based method with the modified Debye-Callaway model. The method can be used as a computational prediction method for thermal transport via estimating lattice thermal conductivity of TE materials. In particular, we have added various scattering mechanisms, including phonon-phonon (ph-ph; normal and Umklapp), phonon-electron (ph-el), and mass fluctuation in the QHA-based modified Debye-Callaway model. Theses scattering mechanisms become significant factors on the thermal transport in complex and realistic TE materials. Especially, the phonon scattering rate arising from the ph-el interaction has been estimated. In order to achieve this objective, a new method, which is a version of the EPA approximation that is specifically applied to phonons, has been developed and successfully implemented into the existing Debye-Callaway model. Two different classes of TE materials are used for the validation studies: skutterudites, one of the most promising classes of TE materials, and marcasite compounds, which have great potential for environmentally friendly TECs. In particular, the influence of heterogeneous pnictogen-substitution on electronic and thermal transport in case of skutterudites and the role of the filler on filled pnictogen-substituted skutterudites are studied. Additionally, the effects of Sb-substitution of marcasite compounds on both electronic and thermal transport are examined by using proposed computational methods in this work. Regarding electronic transport, the possibility to apply the EPA approximation is validated with complex TE materials in order to suggest that the method can be an efficient computational prediction method for first-principles screening applications. Considering the structural and chemical features of pnictogen-substituted ternary skutterudites (PSTSs), we gain a deeper understanding of the electronic transport phenomena. In particular, our results show that different electron relaxation time has to be considered along with the chemical potential of the electron. It indicates that the simple approximation using the constant value of the electron relaxation time may cause inaccuracy in predicting electronic transport properties. It is also observed that the tendency of electron-phonon (el-ph) coupling matrix element, which influences the electron relaxation time and further electronic transport properties, is related to the difference in electronegativity leading to charge difference in crystal unit cell. The polarity arising from the charge difference enhances the interaction between the electron and polar optical phonon, and thus the scattering mechanism hinders the electron transport resulting in reduced electrical conductivity. To examine the predictability of EPA approximation, the transport properties of both binary skutterudites and PSTSs are computed via EPA approximation, and these computed transport properties are compared with the experimental data. Thus, we verify the predictability of EPA approximation for the tendency of transport properties, although there are several shortcomings of EPA approximations resulting in less prediction accuracy. In terms of the thermal transport, the QHA-based modified Debye-Callaway model is utilized for estimating the thermal conductivity of realistic TE materials having various scattering mechanisms. Individual scattering mechanisms are investigated in order to verify which individual scattering mechanism contributes significantly to the reduction of lattice thermal conductivity. In case of PSTSs, the mass fluctuation effect is one of the most important phenomena leading to the reduction of lattice thermal conductivity. In this work, we especially examine the ph-el effect on the lattice thermal conductivity, and it is found that the ph-el interaction is not negligible on the thermal transport in highly doped materials with carrier concentration as above 1.0×1020 cm-3. It suggests that there is a significant reduction of the lattice thermal conductivity in these highly doped TE materials. Regarding the unfilled and filled skutterudites, we analyzed the filling effect on filled CoSb3 and PSSs by comparing them against their unfilled counterparts. It is observed that the filled-involved optical phonon modes in the low-frequency range may contribute to the low thermal conductivity via rattling motion. It is hard to identify the exact tendency, i.e., which filler element is more effective or less effective for the reduction of the lattice thermal conductivity, but La-filled compounds typically have shown significantly low thermal conductivities. From this result, it is found that the condition for an effective filler element is a large mass with a relatively smaller ionic radius, which enables the filler atoms to rattle inside the void site easily. In case of marcasites, the modified Debye-Callaway model with consideration of scattering mechanism involved with the mass fluctuation effect was used. It is shown that chemical substitution leads to a reduction of lattice thermal conductivity, but it caused from having heavy Sb element. According to the previous study about the FeAs0.03Sb1.97 compound, there was a significant reduction of thermal conductivity. To estimate lattice thermal conductivity of the FeAs0.03Sb1.97, compound, the mass fluctuation effect has been considered. Through having relatively high anharmonicity, it may explain why FeAs0.03Sb1.97 compound has significantly low thermal conductivity. However, its significantly low lattice thermal conductivity of FeAs0.03Sb1.97 arises from the mass fluctuation. Consequently, fully first-principles prediction methods of electronic and thermal transport are validated systematically via the estimation of electronic and thermal transport properties in this work. Both the EPA method and the QHA-based modified Debye-Callaway model are numerically efficient and straightforward methods for quantitative estimation of electronic and thermal transport coefficients. Although it was found that there are some shortcomings, these methods are well worth enough for fully first-principles prediction. In addition, the overall guide of rational designing advanced TE materials for commercialized TE applications is suggested via gaining a deeper understanding of the transport phenomena in TE materials with computational prediction methods. First-principles calculations of electron and phonon dynamics are uniquely promising for broad scientific impact on material science fields. These novel approaches can advance research in designing new functional materials for technological applications such as electronics, optoelectronics, and renewable energy. Looking forward, the significant insight of the first-principles prediction will make rapid development of novel electronics and renewable energy devices. The next decade of first-principles calculations will be at the heart of these exciting developments.;현재 새로운 기술 개발의 원동력은 다양한 기술에 사용될 수 있는 신소재의 개발 유무로 여겨지며, 다양한 기술에 활용될 수 있는 신소재 개발 요구가 빠르게 증가함에 따라 이에 대응하기 위한 신소재 개발에 대한 연구방법론의 연구가 활발히 진행되고 있다. 이 중 제1원리계산을 통한 연구가 많은 관심을 받고 있는데, 이는 시간이 많이 소요되는 실험 없이 원자 또는 전자 구조에서 기능성 재료의 성능을 결정하는 수송 특성 인자들을 예측할 수 있으며 전자 및 포논(Phonon) 수송 현상에 대한 보다 깊은 이해를 바탕으로 다양한 기술에 특성에 맞는 새로운 재료를 설계하거나 기존 재료를 최적화할 수 있는 방법론이기 때문이다. 본 연구에서는 새롭게 개발된 제1원리계산 기반 방법론들을 소개하고, 이러한 방법론들을 열전재료에 적용하여 전자와 포논의 전달현상을 규명하므로 사용된 방법론의 효용성을 평가하고자 하였다. 열전재료는 열 에너지를 직접 전기 에너지로 변환하거나 그 반대로 변환하는 열전재료의 고유한 특성 때문에 친환경 열전 발전기(Thermoelectric generator; TEG)와 열전 냉각기(Thermoelectric cooler; TEC)로 활용될 수 있다. 이 때문에 열전재료가 현재의 에너지 위기에 대한 잠재적 해결책의 일부로 간주되어 왔으며, 기후변화를 포함한 그와 연관된 다양한 문제에 대응하기 위한 한 가지 대안으로서 열전기술에 대한 연구가 활발히 진행되고 있다. 하지만, 열전재료의 상용화를 위해서는 재료 성능이 필수적이기 때문에 제1원리계산를 이용하여 복잡한 열전재료 시스템의 전달 현상을 이해할 필요가 있다. 본 연구는 전기적 및 열 전달 특성의 양자역학적 계산을 통해 전자 및 열 전달을 체계적으로 조사하기 위해 제1원리계산 방법론에 대한 두 가지 검증 연구를 수행하였다. 첫째, 다양하고 복잡한 열전재료에 최근 개발된 예측 방법인 Electron-phonon averaged(EPA) 근사법을 적용하여 전자 전달 특성을 계산하고 물질의 구조적∙화학적 특성이 전자 전달 현상에 주는 영향을 조사하였으며, 이를 통하여 EPA 근사법의 광범위한 활용 가능성을 평가해보았다. 둘째로, 준조화근사법 (Quasi-harmonic approximation; QHA) 기반의 Debye-Callaway 모델을 복잡한 구조를 가진 열전재료 특성을 고려하여 고안하였고, 개발된 방법에 대한 검증 연구를 수행하였다. 고안된 QHA 기반 Debye-Callaway 모델은 통상적으로 고려되는 포논-포논(ph-ph, normal 및 Umklapp)에 의한 산란 현상뿐 아니라 포논-전자(ph-el) 및 질량 변동(Mass fluctuation)에 의한 다양한 산란 현상을 추가적으로 고려하여 열전도도를 계산할 수 있도록 개발하였다. 이때, 포논-전자 상호 작용에 의한 포논 산란 속도의 추정은 EPA 근사법을 포논에 대해 적용한 새로운 방식으로서 기존의 Debye-Callaway 모델과 접목하여 열전도도를 예측이 가능하도록 성공적으로 구현되었다. 이러한 산란 현상은 복잡한 실제 열전재료의 열 전달에 중요한 역할을 하기 때문에, 본 연구에서 고안된 새로운 방법론을 통하여 기존의 방법보다 효과적이고 정확하게 열전재료의 열 전달 현상을 규명하여 격자 열전도도를 예측할 수 있을 것으로 사료된다. 검증 연구에 사용된 열전재료는 스쿠터루다이트 (Skutterudite)와 백철광계 화합물 (Marcasite)이며, 화학적 치환 (Chemical substitution)이 전자 및 열 전달에 미치는 영향을 조사하였다. 스쿠터루다이트의 경우에는 충진(Filling)에 의한 열 전달 현상을 추가적으로 연구하였다. 먼저, 전자전달(electronic transport)을 조사하기 위해 EPA 근사법을 적용하여 전자완화시간(Relaxation time)을 산출하였다. 결과적으로 전자완화시간이 전자 에너지(Electron energy)와 화학 퍼텐셜(Chemical potential)에 의존하며, 이는 현재 가장 많이 사용되는 전자 수송 특성 인자 계산법인 일정 완화시간 근사법(Constant relaxation-time approximation)이 전자 수송 특성을 예측하는 데 있어 매우 부정확할 수 있는 방법임을 나타낸다. 또한, 전자 완화시간과 전자 수송 특성에 미치는 전자-포논 상호작용(El-ph interaction)의 영향은 결정구조 내 극성(Polarity)와 관련이 있는 것을 확인할 수 있었다. 본 연구에서 사용된 질소계 대체 스쿠터루다이트(pnictogen-substituted ternary skutterudites; PSTSs)는 스쿠터루다이트에 Sb원소를 이중대체(Double-substitution)하여 결정 구조 내 전하 차이가 존재한다. 전하 차이에 의해 발생한 극성은 전자와 극성광학(polar optical) 포논 사이의 산란현상을 향상시키기 때문에, 전자 전달을 방해하여 결과적으로 질소계 대체 스쿠터루다이트의 전기 전도도를 낮추는 요인으로 기여하는 것을 확인할 수 있었다. 아울러, 계산된 스쿠터루다이트의 수송 특성 인자를 실험치와 비교하여 EPA 근사법의 효용성을 평가하였으며, 계산값과 실험값간의 약간의 차이는 있었지만 EPA 근사법을 통하여 수송 특성 인자의 경향성을 정확히 예측할 수 있었다. 열 전달(Thermal transport)의 결과를 살펴보면, 다양한 산란 메커니즘이 발현되는 실제 열전재료의 격자 열전도도 추정을 위해 QHA 기반의 고안된 Debye-Callaway모델을 이용하였다. 각 각의 산란현상에 의한 산란속도를 산출하여 격자 열전도도 감소에 크게 기여하는 산란현상을 규명하였다. 질소계 대체 스쿠터루다이트의 경우, 질량 변동에 의한 효과가 격자 열전도도를 감소시키는데 가장 중요한 역할을 하는 것을 확인할 수 있었다. 특히, 본 연구에서는 격자 열전도도에 대한 포논-전자 상호작용의 영향을 조사하였는데, 캐리어(Carrier) 농도가 1.0×1020 cm-3 이상인 질소계 대체 스쿠터루다이트의 격자 열전도도가 포논-전자 상호작용에 의해 상대적으로 무시하지 못할 수준으로 감소함을 확인할 수 있었다. 이는 통상적으로 무시되었던 포논-전자 상호작용에 의한 산란현상을 높게 도핑된 소재의 열 전달에서 무시할 수 없다는 것을 시사한다. 아울러, 스쿠터루다이트의 충진 효과를 알아보기 위해 충진형 물질과 비충진형 물질의 격자 진동 특성을 조사하였다. 충진된 원자의 무작위 진동이 열 전달 매체인 음향 포논(Acoustic phonon)의 산란을 일으켜 격자 열전도도의 감소를 이끈다는 것을 확인할 수 있었지만, 각 물질 군별 충진된 원자 간의 정확한 경향성을 파악하기는 어려웠다. 하지만, 일반적으로 La 충진형 물질이 가장 격자 열전도도가 낮았으며, 결과적으로 효율적인 충진 원소의 조건을 알 수 있었다. 충진 원소가 상대적으로 이온 반경은 작고 무게는 무거울 때, 공극에서 쉽게 무작위 운동을 할 수 있으므로 효과적으로 역자 열전도도의 감소시킬 수 있다는 것을 확인하였다. 백철광계 화합물의 경우, 화학적 치환에 의한 격자 열전도도를 감소를 확인할 수 있었지만, 무거운 원소의 화학적 대체로 인한 포논 전달 속도 감소가 주된 영향임을 관찰할 수 있었다. 아울러, 선행 연구 결과에 보고된 현저히 작은 격자 열전도도를 가지는 FeAs0.03Sb1.97 화합물의 격자 진동특성을 조사하기 위해, 질량 변동 효과를 고려하여 제1원리 계산을 수행하였다. 상대적으로 높은 포논-포논 상호작용에 의한 영향으로 FeAs0.03Sb1.97 화합물의 열전도도가 현저히 낮은 이유를 설명할 수 있지만, 가장 주된 요인은 질량 변동으로부터 발생함을 확인할 수 있었다. 결과적으로 본 연구에서는 전자 및 열 전달 특성의 양자역학적 추정을 통하여 고안된 제1원리계산 기반 예측 방법론들을 체계적으로 검증하였다. EPA 근사법과 QHA기반의 고안된 Debye-Callaway 모델이 전자 및 열 전달 특성 인자의 정량적 추정을 위한 수치적으로 효율적이고 간단한 방법임을 확인할 수 있었다. 몇 가지 문제점들을 발견하였지만, 이는 보완가능하며 본 연구에서 제시된 방법론들은 제1원리계산을 활용한 수많은 신소재들을 기술 특성에 맞게 분별하는데 활용될 수 방법론들로 응용되기에 충분한 가치가 있다고 사료된다. 이와 더불어, 컴퓨터 예측 기법을 이용한 열전재료의 전달 현상을 보다 깊이 이해함으로써 열전기술의 상용화를 위한 합리적 열전재료 설계의 전반적인 가이드를 제시하였다. 전자 및 열 전달의 양자역학적 접근법인 제1원리계산 방법론은 재료 과학 분야에 광범위하게 영향을 미치고 있으며, 이러한 새로운 접근 방식은 열전기술뿐만 아니라, 연료전지 및 신재생 에너지와 같은 기술 응용 분야를 위한 새로운 기능성 소재 설계 연구를 진척시킬 것으로 기대할 수 있다. 미래를 내다보면, 제1원리계산 예측의 중요한 통찰력은 새로운 전자 공학과 재생 가능한 에너지 장치를 빠르게 발전시키고, 앞으로 10년간 제1원리계산이 이러한 흥미로운 발전의 핵심이 될 것임을 시사한다.
