Abstract
소자가 지속적으로 축소화 됨에 따라 기존의 bulk-MOSFET로는 short-channel effect (SCE)를 효과적으로 제어하기가 힘들어졌으며 그 대안으로 thin-film body를 갖는 Double-Gate (DG) MOSFET에 관한 연구가 활발히 진행되고 있다. DG MOSFET는 10 nm 이하의 극미세 소자를 구현하기 위해 제안된 새로운 소자들 중에서 공정이 비교적 간단하고 기존의 bulk MOSFET에 비해 SCE 특성이 개선된 소자이다. 이 소자는 채널 양쪽에 게이트가 존재하여 채널을 효과적으로 제어하며 얇은 silicon film 두께에 의해 volume inversion과 같은 특성을 갖는다. 본 논문은 symmetric과 asymmetric DG MOSFET에 대한 analytical threshold voltage model을 제시한다. 기존에 발표된 threshold voltage model의 경우 채널의 도핑과 양자효과가 고려되어 있지 않은 반면 본 논문에서 제시하고 있는 threshold voltage model은 채널 영역의 도핑과 양자효과까지 모두 고려하였다. 특히 asymmetric 소자의 경우 silicon film 내 전압분포를 1차 함수로 가정하여 모델링 함으로써 2차 함수로 가정한 기존의 모델보다 더 간단하고 정확한 threshold voltage model을 구현할 수 있었다. 채널 영역에 양자효과를 고려할 경우 threshold voltage의 positive shift 현상이 나타났으며 이는 채널과 산화막 경계에서의 quantum mechanics에 의한 결과로서 가 감소함에 따라 그 영향은 더욱 커진다. 본 논문에서 제시한 long-channel threshold voltage model은 다양한 , , 의 변화에 따른 영향을 정확히 반영하고 있으며 소자의 축소화를 고려한 short-channel 소자로의 확장도 가능한 모델이다.;As CMOS technologies are scaling down, compact modeling of Double-Gate (DG) MOSFET incites very much interest presently, since DG structure is considered to be one of the best device architectures for meeting the roadmap requirements in the deca-nanometer scale of device integration. The main advantage of DG MOSFET is the superior control of short channel effects because the two gates (front gate and back gate) on both sides of the channel are enable to effectively control the channel, which allows low-doped channel, resulting in enhanced mobility, and free dopant-associated fluctuation effects. In this paper, a compact model for long-channel DG MOSFET is developed, which considers the quantum effect as well as channel doping. This approach is based on 1D Poisson’s equation, which uses the parabolic and linear characteristic of the potential distribution in the silicon film at threshold for symmetric and asymmetric DG MOSFET, respectively. By considering the quantum effect in the channel area, is increased sue to the quantization of energy level at Si/SiO2 interface. And the effect enlarges as the silicon film thickness decreases. The accuracy of the developed model is verified by comparisons with numerical simulations for various silicon film thickness, channel doping concentration and oxide thickness.
