Abstract
포토볼테익 소자의 에너지 변환 효율을 높이기 위해서는 입사광의 흡수율과 빛에 의해 여기된 전자-홀 쌍의 포획 확률을 극대화해야 한다. 실리콘 소재는 간접천이 밴드갭 때문에 광흡수율이 낮아서 무반사 코팅이나 표면 텍스쳐링과 같은 여러 기술들이 실리콘 기반 포토볼테익 소자에 널리 이용되고 있다. 또한, 기존의 포토볼테익 소자는 흡수를 높이기 위해 두꺼운 흡수층을 가지고 있다. 흡수층이 두꺼운 경우에는 소수운반자의 확산거리가 운반자 재결합을 극복할 수 있을 만큼 충분히 길어야 한다. 최신 기술을 이용한 소자의 경우에도 빛에 의해 여기된 운반자의 표면 및 벌크 재결합이 효율을 제한하는 주요한 인자이다. 최근에는 얇은 흡수층에서 유효 광경로를 늘리고 운반자의 포획 확률을 높이기 위해 다양한 3차원 구조가 시도되고 있다. 본 논문에서는 3차원 실리콘 흡수층과 마이크로/나노 구조의 투명전극물질을 포함하는 포토볼테익 소자의 광학적/전기적 특성을 분석하였다. 이들 3차원 포토볼테익 소자는 기존의 평면 소자와 비교했을 때 뚜렷한 광학적 특성과 전도 특성을 가지고 있다. 그러므로, 실험과 전산모사 연구를 진행하는 것은 매우 흥미로우며 또한 중요할 것이다. 첫 번째로는, 쇼트키 접합의 에너지장벽 높이를 측정하기 위한 내부 광전자방출 분광법을 확립하였다. 내부 광전자방출 분광법은 전류-전압, 정전용량-전압 측정과는 달리 계면의 국소적 전위 변동에 민감하지 않고, 외부 전압이 야기하는 효과가 배제되며, 결과 분석도 매우 단순한 장점이 있다. 본 논문에서는 온도에 따른 전도 특성과 내부 광전자방출 분광법의 상호 보완을 통해 Pt/SrTiO3 쇼트키 접합의 국소적인 장벽 높이의 변동이 저항 스위칭 거동을 유도한다는 것을 밝혀냈다. 두 번째로, 3차원 나노구조 투명전극물질의 광학적 특성을 이해하고 실험치와 비교하기 위해 FDTD (finite-difference time-domain) 전산모사를 수행하였다. ZnO/Ag 나노격자 구조에서는 격자와 결합된 표면 플라즈몬 폴라리톤의 여기가 포토루미네센스의 세기를 100배 이상 증대시켰다. 표면 플라즈몬 폴라리톤의 분산관계와 FDTD 전산모사는 포토루미네센스와 광학적 반사 스펙트럼을 잘 설명하였다. 단결정 실리콘 포토볼테익 소자 위의 ITO (indium tin oxide) 나노패턴은 평면 ITO 막에 비해 눈에 띄게 표면영역 근처의 전자기장 분포를 변화시켰다. 많은 운반자들이 접합의 공핍영역 근처에서 생성되는데, 높은 운반자 포획 확률이 3차원 ITO 나노패턴/단결정 실리콘 포토볼테익 소자의 전반적인 효율을 개선시켰다. 또한, 3차원 구조 실리콘 포토볼테익 소자의 광학적/전기적 특성을 연구하였다. 실리콘 나노선의 경우, FDTD 결과는 금속 후면 전극을 이용하여 국소적 표면 플라즈몬과 표면 플라즈몬 폴라리톤이 실리콘 나노선 어레이의 광흡수를 향상시킬 수 있음을 보여주었다. 또한 방사상의 p-n 접합이 있는 실리콘 마이크로선 포토볼테익 소자의 포토볼테익 특성에 대해서도 연구하였다. 광학적/소자 전산모사는 모두 평면 소자보다 실리콘 마이크로선 소자에서 광흡수와 운반자 포획 확률이 증대될 수 있음을 보여주었다. 그러나 마이크로선 소자는 평면소자보다 더 낮은 에너지 변환 효율을 보였다. 전기 전도 특성 분석은 표면 결함에 의한 몇몇 재결합이 효율의 저하를 야기할 수 있다고 제안했다. 이에 대한 대안적 3차원 실리콘 포토볼테익 소자로, 포토리소그래피와 건식 식각 과정을 통해 제작된 마이크로홀 어레이 p-n 접합 소자의 광학적 특성과 예상 효율을 연구했다. 3차원 구조의 도파로 모드 여기, 간섭, 회절, 무반사 효과는 광범위한 영역에서 광흡수를 향상시키고 표면 근처의 전자기장 세기를 증대시킨다. 이들 결과는 3차원 구조가 고효율 및 저가의 초박형 흡수층 포토볼테익 소자를 구현하는 데 이용될 수 있음을 제시하였다.;To raise the energy conversion efficiency of photovoltaic (PV) devices, we should maximize both absorption of incident light and collection probability of photogenerated carriers. Since Si has poor optical absorption due to its indirect bandgap, several techniques such as anti-reflection coatings and surface texturing, have been widely used in Si-based PV devices. Also, the conventional PV devices have thick absorber to increase absorption. In the thick Si absorber, minority carrier diffusion length should be long enough to overcome carrier recombination. Even in the state-of-art devices, surface and bulk recombination of the photogenerated carriers are major factor to limit the efficiency. In recent years, various three-dimensional (3D) structures have been attempted to increase effective optical path in thin absorber and the carrier collection probability. In this thesis, we present optical and electrical characterization of the PV devices, which consist of 3D Si absorber and transparent conducting oxide (TCO) micro-/nano-structures. Such 3D PV devices would have quite distinct optical and transport properties, compared with conventional planar devices. Therefore, it will be very interesting and important to carry out experimental and simulative studies. Firstly, we established internal photoemission spectroscopy (IPES) technique to estimate energy barrier height of Schottky junctions. Unlike current-voltage and capacitance-voltage measurements, the IPES has advantages such as insensitiveness to local potential fluctuations at the interface, no concern about electric-field-induced effects, and simplicity to analyze the results. Through complementary temperature-dependent transport analyses and the IPES, we could reveal that the alteration of the local barrier height of Pt/SrTiO3 Schottky junctions induced the resistive switching behaviors. Secondly, we performed FDTD (finite-difference time-domain) simulation to understand optical characteristics of 3D TCO nanostructures and compared the results with the experimental data. In ZnO/Ag nanograting structures, excitation of grating-coupled surface plasmon polariton (SPP) enhanced the photoluminescence (PL) intensity by more than 100 times. The SPP dispersion relation and the FDTD simulation well explained the PL and optical reflectance spectra. ITO (indium tin oxide) nanopatterns on crystalline-Si (c-Si) PV devices significantly enhanced the electromagnetic (EM) field distribution near surface region compared with flat ITO films. Many of carriers were generated near depletion region of the junction, and the high carrier collection probability improved the overall efficiency of the 3D ITO nanopattern/c-Si PV devices. We also investigated the optical and electrical characteristics of the 3D structure Si PV devices. In the case of Si nanowires (NWs), the FDTD simulation showed that both localized surface plasmon (LSP) and the SPP could enhance the Si NW array by using metal back-contacts. We also investigated PV characteristics of radial p-n junction Si microwire (MW) PV devices. Both optical and device simulation showed that the optical absorption and the carrier collection probability could be enhanced in the Si MW devices compared with a planar counterpart. The MW device, however, exhibited less energy conversion efficiency than the planar one. Electrical transport analyses suggested that severe recombination due to surface defects could cause deterioration of the efficiency. As an alternative 3D Si PV device, we investigated optical properties and expected efficiency of microhole (MH) array p-n junction devices, fabricated by photolithography and dry etching processes. Guided mode excitation, interference, diffraction, and anti-reflection effect in the 3D structure improved the optical absorption in wide spectral range and also enhanced the EM field intensity in the vicinity of the surface. These results suggested that the 3D structures can be implemented to realize ultrathin absorber PV devices, aiming at high-efficiency and low-cost devices.
