Abstract
박막형 태양전지 Cu(In,Ga)Se2 (CIGSe) (특히 Ga/(In+Ga) ~ 0.3)는 상용화를 위해 다양한 제작 공정으로 개발되고 있다. CIGSe 소자의 최고 변환 효율은 실험실 기준 20.3%로 이론적 기대값에 가깝다. CIGSe 연구의 과학적, 기술적으로 중요한 주제 중 하나는 다층의 흡수층으로 구성된 탠덤형 태양전지를 제작하는 것이다. 이 때, 흡수층의 밴드갭은 적절한 스펙트럼 영역을 갖도록 조절된다. 또한 주사 탐침 현미경을 이용하여 엑시톤의 분리, 재결합과 같은 캐리어 수송을 이해하는 것은 매우 흥미로우며 필수적인 주제이다. 본 논문에서 CIGSe 박막은 전자선 동시 증착법으로 다양한 기판 위에 제작되었다. In과 Ga 조성비의 조절은 넓은 영역의 광 흡수를 위해 중요하므로 CuInSe2, CuIn0.7Ga0.3Se2, CuGaSe2 (CGSe)를 연구하였다. 한편, 다층의 탠덤형 셀에서 광학적으로 충분한 투과도를 갖는 전극은 매우 중요하다. 따라서 Mo 금속전극과 소다라임 유리 및 산화 인듐-주석, 산화 플루오르-주석과 같은 다양한 투명 전도성 산화물에 CGSe층을 성장시켰다. X-선 회절 분석, 광 흡수, 전류-전압 분석을 통해 박막의 구조적, 광학적, 전기적 특성을 살펴보았다. 라만 산란 분광, 타원 편광, 광 발광 측정으로 CIGSe의 포논 모드 및 Cu-Se 화합물과 CuAu 구조와 같은 이차상 형성을 연구하였다. 켈빈 탐침력 현미경을 이용하여 국소적으로 결정 경계 근처에서 엑시톤 분리와 재결합을, 전도성 원자힘 현미경을 이용하여 나노 영역에서 어둠 상태의 캐리어 수송을 측정하였다. CIGSe 박막 위에 CdS 버퍼층으로 구성된 태양전지를 제작하였고 물질의 특성과 더불어 소자의 변환 효율을 분석하였다. 현재, 박막형 화합물 태양전지 개발에 있어 무독성이며 부존량이 많은 물질에 대한 연구는 매우 중요하다. Cu2ZnSn(S,Se)4 (CZTS 또는 CZTSe) 기반 물질은 kesterite 구조를 갖는 널리 알려진 물질 중 한가지이다. 다양한 방법으로 현재까지 연구되고 있으나, 상 형성, 결정성장, 구조와 물리적 특성의 상호 관계와 같은 근본적인 이해는 매우 부족하다. 일반적으로는 CIGSe의 연구에서 축적된 이해를 바탕으로 kesterite의 성장과 특성을 설명하고 있다. 우리는 조성의 변화가 결정 성장, 상 형성, 캐리어 수송, 표면 전위에 미치는 영향에 초점을 맞추어 연구하였다. 이는 CZTSe의 변환 효율을 20% 까지 끌어올리는 데 매우 중요하다. Mo 기판 위에 전자선 동시 증착법으로 성장된 CZTSe 박막의 구조적, 광학적, 전기적 특성을 연구하였다. 특히, 라만 산란 분광과 X-선회절 분석을 통하여 CZTSe 박막의 결함 형성을 확인하였다. 본 연구를 통해 CZTSe 화합물의 3상 상태도를 제안하였고 다른 연구 결과와 비교하였다. 한편, 주사 탐침 현미경을 이용하여 나노 영역에서 엑시톤 분리와 재결합을 살펴보고 CZTSe 박막에서 다결정의 특성이 캐리어 수송을 방해하는가에 대한 궁금증을 해결하였다. CZTSe 박막으로 제작된 태양전지는 적절한 변환효율 특성을 나타냈다.;Thin-film solar cells of Cu(In,Ga)Se2 (CIGSe) (typically, Ga/(In+Ga) ~ 0.3) have been well developed for commercialization with a variety of manufacturing processes. The highest conversion efficiency of CIGSe cells at laboratory scale is 20.3%, which is close to the theoretical expectation. One of the key scientific and technical issues for CIGSe is to fabricate a tandem-structured solar cell with stacking multilayered absorbers of which band-gap is tuned for appropriate spectral range. Another vital topic that is still interesting to understand exciton transport like separation and recombination is addressed by scanning probe microscopy. All the CIGSe films in this thesis were grown by electron-beam co-evaporation on various substrates. Selection of compositional ratio between In and Ga is important to have a wide range of absorption, so CuInSe2, CuIn0.7Ga0.3Se2, and CuGaSe2 (CGSe) were studied. In addition, electrodes for multilayered tandem cells are critical to have enough optical transmission through the layers, which lead to growth of CGSe layers on various transparent conducting oxides such as indium tin oxides, fluorine tin oxides as well as Mo metal electrodes and bare soda-lime glasses. Structural, optical, and electrical properties of the films were studied by X-ray diffraction, optical absorption, and current-voltage characteristics, respectively. Raman scattering spectroscopy, spectral ellipsometry, and photoluminescence were extensively used to study phonon modes of the CIGSe phase and formation of secondary phases including Cu-Se compounds and CuAu phase. Local exciton separation or recombination near grain boundaries was studied by Kelvin probe force microscopy while dark carrier transport at nanoscale was also examined by conductive atomic force microscopy. Solar cell devices of CdS buffer layers on the CIGSe films were fabricated and conversion efficiencies of the devices were scrutinized with materials properties. Non-toxic and abundant elements in thin-film compound solar cells are imperative now. A new class in the kesterite structure of Cu2ZnSn(S,Se)4 (CZTS or CZTSe)-based materials is one of the prevalent material. Several synthesis methods have been studied until now but yet fundamental understanding on phase formation, grain growth, correlation between structure, and physical properties has been unknown or little revealed. A conventional approach to understand growth and properties of the kesterites is stepping on the tracks that research on CIGSe already moved forward. Our research is focusing on effects of compositional changes on growth of grains, phase formation, carrier transport, and surface potential, all of which are critical to enhance conversion efficiencies of CZTSe up to 20 %. Structural, optical, and electrical properties were studied for the CZTSe films, which were grown on Mo substrates by electron-beam co-evaporation. In particular, defect formation in the CZTSe films was extensively looked into by Raman scattering spectroscopy and X-ray diffraction. Ternary phase diagram of the CZTSe compounds was suggested from the findings in this study and compared with others’ reports as well. On the other hand, the question whether the polycrystalline nature of CZTSe films deteriorate to carrier transport was solved by nanoscale observation of exciton separation and recombination, which was probed by scanning force microscopic tools. The fabricated solar cell of the CZTSe films showed a reasonable behavior in the conversion efficiency.
