Abstract
본 논문은 단채널 Surrounding-Gate (SG) MOSFET 소자의 게이트 전압에 따른 양자 효과를 분석함으로써 간단하고 정확한 전류-전압 (I-V) 모델을 제시하였다. 단채널 모델은 원통형 좌표를 기반으로 한 2차원 Poisson 방정식의 분석적인 해법을 기초로 하며 단채널 현상에 따른 potential 변화량을 전 동작 영역에서 반지름 (R) 방향에 따라 대칭적인 2차식이라고 가정한다. 단채널 현상에 따른 potential의 변화량을 유도한 후에는 silicon 표면에서 주어진 전압과 소자 parameter 등의 항으로 이루어진 최소값을 유도하고 I-V 모델에 적용하여 단채널 모델을 완성한다. 또한 SG MOSFET의 양자 모델을 구현하기 위해서 1차원 양자 우물에 따른 Schrödinger 방정식의 해를 유도한다. 특히, 양자 효과가 많이 나타나는 반전 영역을 고려하기 위하여 양자 우물 중 삼각형 우물에서의 양자 효과를 구현한다. 아울러 유도한 양자 효과에 따른 potential의 변화량을 고전 I-V 모델에 적용하여 양자 모델을 완성한다. 제시한 단채널 모델과 양자 모델을 이용하여 다양한 게이트 길이 (Lg)와 R에 따른 electrostatic potential과 전류의 변화를 조사하였다. 그 결과 제시한 모델은 전 동작 영역 (선형, 포화, 문턱전압 이하)에서 모두 유효하며, fitting parameter없이 소자 시뮬레이션 결과와 잘 일치한다.;In this paper, we present a compact model of gate-voltage-dependent quantum effects in short-channel surrounding-gate (SG) metal-oxide-semiconductor field-effect transistors (MOSFETs). We based the model on a two-dimensional (2-D) analytical solution of Poisson’s equation using cylindrical coordinates. The model employs a simple parabolic potential approximation for the body potential in the coordinate normal to the interface in the all regions of operation. Making use of these potentials, the minimum surface potential can be obtained as closed form expression in terms of various device parameters and applied voltage. Schrödinger’s equation was solved analytically for a one-dimensional (1-D) quantum well to include quantum effects in the model. The model takes into account quantum effects in the inversion region of the SG MOSFET using a triangular well. The quantum effect which includes the potential shift is applied through some modifications to the classical model. We used the model to investigate the electrostatic potential and current sensitivities of various gate lengths (Lg) and radii (R). It is valid for all the operation regions (linear, saturation, subthreshold) and traces the transition between them without fitting parameters, being ideal for the SG MOSFET. We show that the new model is in excellent agreement with the device simulation results in all regions of operation.
