- 본 연구에서는 P형 반도체인 PbTe 단결정에 대한 격자 상수를 X선 회절법에 의하여 측정하였고, van der Pauw방법으로 비저항과 Hall 효과를 측정하므로서 전자적인 특성을 알아보았다.
시료로는 Bridgman방법으로 생장시킨 p형 PbTe와 이것을 다시 열 처리 한 것을 사용하였다. 격자 상수는 상온에서 측정하였고, 비저항은 액체 질소와 heater를 사용하여 77°K-373°K의 온도범위에서 측정하였다. Hall 효과는 액체 질소의 77°K와 상온의 296°K에서 측정하므로서 Hall 계수와 Hall 이동도 및 carrier 농도를 구하였다.
Xtjs 회절 분말법에 의하여 구한 격자 상수는 상온 (296°K)에서 6.465±0.005Å이었고, 77°K-373°K의 온도 범위에서 측정한 전기 전도도는 온도가 증가함에 따라 감소함을 보여주었다.
그리고 Hall 이동도 μ_(H)는 열 처리 하지 않은 경우, 77°K에서 1.54×10⁴㎠/volt-sec, 296°K에서 8.30×10²㎠/volt-sec, 열처리 한 경우는 77°K에서 7.18×10³㎠/volt-sec, 296°K에서 8.26×10²㎠/volt-sec이었다.
이 측정 결과들은 비저항과 Hall 계수, carrier 농도 및 Hall 이동도에 관한 이론과 잘 일치하고 다른 연구자들의 실험 결과와 비교할 때 비교적 일치함을 보여 주었다.;The electronic properties of p-type semiconductor PbTe grown by Bridgman method have been investigated from the measurement of temperature dependent resistivity and Hall effect. The lattice constant a_(0) at room temperature have been obtained by the powder method of X-ray diffraction. The measurements of resistivity and Hall effect have been made on both crystals of as-grown (sample Ⅰ) and heat treatment (sample Ⅱ) p-type PbTe crystals. Temperature variation of resistivity between 77˚K and 373˚K in this experiment could be obtained using Nichrome heater in high temperature range and liquidnitrogen cryostat in low temperature range.
The lattice constant was 6.465±0.005 Å at room temperature. As the temperature increased, the conductivity decreased between 77˚K and 373˚K. Hall mobilities, for sample Ⅰ, were 1.54×10⁴㎠/volt-sec at 77˚K, 8.30×10²㎠/volt-sec at 296˚K and for sample Ⅱ, 7.18×10³㎠/volt-sec at 77˚K, 8.26×10²㎠/volt-sec at 296˚K. The carrier concentrations, for sample Ⅰ, were 2.16×10^(18)cm^(-3) at 296˚K and tor sample Ⅱ, 7.92×10^(18)cm^(-3) at 77˚K, 8.26×10^(18)cm^(-3) at 296˚K.
These results are in good agreement to the theories of resistivity and Hall effect, and to the other experimental results.
